Mechanism for Coherent Island Formation during Heteroepitaxy

چکیده
Monte Carlo simulations are reported for an atomistic model of heteroepitaxial growth. Dislocations are excluded but lattice misfit is assumed to encourage atom detachment from islands by reducing the barrier for this process by a morphology-dependent strain

Formation and Stability of Self-Assembled Coherent Islands in Highly Mismatched Heteroepitaxy
We study the energetics of island formation in Stranski-Krastanow growth within a parameter-free approach. It is shown that an optimum island size exists for a given coverage and island density if changes in the wetting layer morphology after the 3D transition are properly taken into account. Our approach reproduces well the experimental island size dependence on coverage and indicates that the...
متن کاملLayer-by-layer nucleation mechanism for quantum dot formation in strained heteroepitaxy.
We study the spontaneous formation of quantum dots in the form of three-dimensional (3D) islands on facetted surfaces in heteroepitaxy. Island development from fast kinetic Monte Carlo (KMC) simulations at low deposition rates is found to follow a layer-by-layer nucleation pathway characterized by energetics driven continuous lateral expansion interrupted by a sequence of independent two-dimens...
متن کاملIsland, pit, and groove formation in strained heteroepitaxy.
We study the morphological evolution of strained heteroepitaxial films using a kinetic Monte Carlo method in three dimensions. The elastic part of the problem uses a Green's function method. Isolated islands are observed under deposition conditions for deposition rates slow compared with intrinsic surface roughening rates. They are hemispherical and truncated conical for high and low temperatur...
متن کاملLateral alloy segregation in thin heteroepitaxial films
Alloy segregation is believed to be an important factor in the growth of the wetting layer and subsequent formation of islands during heteroepitaxy. We report simulated annealing results that determine the lowestenergy configuration of a strained system. Our results indicate that in addition to vertical segregation, there is also an energetic driving force for lateral segregation and formation ...
متن کاملA Level Set Simulation for the Strain-Driven Sharpening of the Island Size Distribution during Heteroepitaxy
We use an island dynamics model for heteroepitaxial growth to study the narrowing and sharpening of the island size distribution as a function of the strain in the submonolayer growth regime. Our island dynamics model is coupled to an elastic model that is based on atomistic harmonic interactions. The elastic equations are solved self-consistently at every timestep during the simulation for the...
